Try to do the nv_data.bin method.
You won't find the md5 value in the log (Samsung patched that a while ago), instead, run this on a Linux machine (or in the Android terminal):
(cat nv_data.bin; echo -n Samsung_Android_RIL) | md5sum

Yeah I eventually gave up, updated to CM11 and paid for a code and its all working fine now, thanks everyone for the help.

I actually went into my local town, went into one of those "phone unlocking/repair" shops and paid 15 to get it done. Was done in 30minutes and works beautifully.

Using GiffGaff on a Orange Samsung Galaxy S3 running Cm11.
