When I rooted my phone from superoneclick I got a prompt to install busybox and i installed it.
Now I have unrooted my phone from superonclick but dont know what is the status of the busybox that was installed previously
when i tried to search files using query 'busy' in ASTRO file manager i could see file called busybox in system/xbin folder. Will that affect my warranty? If yes how do i remove it?
Can somebody tell me the checklist for warranty? I have only rooted once from superoneclick, installed clockworkmod recovery, made a backup. Then I uninstalled system restore, unrooted the device and did a factory reset. Anything else is to be done??

What about busybox?

Another quick update. When I tried to root my phone again with superoneclick i got a prompt that the device already rooted. That means the unroot had left some traces. How do I remove that?

You should have removed all apps that require root before un-rooting.
Try uninstalling busy box, unroot, followed by root, unroot, just to be sure.

The other option of flashing a full stock sbf would also work.

I don't see any application with name busybox. Only there was a file with that name in the system folder. My only concern is that when I rooted the phone after unrooting it I got a prompt that the phone was already rooted.

I could not delete the file with root access.

flashing is only way to completely remove all root file................
